Hydrogen Passivation and Channel Capping for Threshold Voltage Shift and Off-Current Reduction in Nanocrystalline Silicon TFTs

Abstract
Bottom-gate thin-film transistors were fabricated using a nanocrystalline silicon channel with amorphous silicon cap layer along with hydrogen plasma treatment on silicon nitride gate dielectric to enhance the stability and reliability of TFTs. The hydrogen plasma reduces the rate of threshold voltage shift, while amorphous silicon cap layer plays the role to reduce the TFT off-current. The TFT exhibits mobility of ~0.8 cm2V-1s-1, threshold voltage of ~4V, on/off current ratio about 108 with off-current of 10-13A, and subthreshold slope of 0.8 V/dec. No threshold voltage shift was observed following application of 15V gate stress for 5 hours.
