With TiCl 4+O 2 reaction system, the nano TiO 2 powders, whose diameter is in the range of 20~60 nm, were prepared by radio frequency plasma chemical vapor deposition (RF PCVD). The character of the nano TiO 2 powders was determined by TEM, BET,XRD and size distribution tester. The measuring results show that the crystal structure is the mix type of anatase and rutile, the ratio of aggregated powders whose size is less than 116nm is 90 %. The catalytic activity of the nano TiO 2 powders, as photo catalyst, is substantial by photo catalysis experiment test. Compared with the ones bought from Germany, the photo catalytic effectiveness of them is about 82 %.
