Blue shift of band gap for InGaAs/InP MQW structures caused by impurity-free vacancy disordering was investigated using photoluminescence (PL) and secondary ion mass spectrum (SIMS). Si 3N 4 was used for the dielectric layer to create the vacancies. The sample undergone rapid thermal annealing (RTA). The results indicate that the blue shift of band gap depends on the annealing temperature and annealing time. Choosing reasonable annealing condition can control the magnitude of blue shift. The SIMS profile shows that the Si 3N 4 dielectric capped layer and rapid thermal annealing (RTA) will cause quantum well intermixing which is the main reason for the blue shift of the band gap.
