Design, fabrication and characterization of a piezoelectric MEMS vibration sensor intended for wide bandwidth applications is presented. The fabrication process is based on standard PiezoMUMPS process, which is a CMOS compatible process. The sensor consists of a proof mass, a resilient membrane and a piezoelectric layer as the sensing element. Aluminum Nitride (AlN) has been implemented as a piezoelectric sensing layer with the thickness of only 500 nm. Any vibration perpendicular to the membrane surface prompts a force on the proof mass. The induced force results in deformation of the piezoelectric layer and ultimately generation of electric charge. The first mode resonance frequency of sensor was occurred at 12KHz. The measured voltage sensitivity of the sensor was 46 mV/g.
