A buffer-feedback 140GHz oscillator with transmission-line shielded inductor

Abstract
This paper presents a new implementation for a buffer-feedback oscillator (BFO) at 140 GHz. A novel transmission line (TL) configuration using the top most metal layer of semiconductor fabrication process as the ground, is used for realizing of coupled inductors in the oscillator. This type of TL is shielding the oscillator from packaging effects as well as loss of substrate. Resonance frequency is further improved by coupling the output buffer load into the oscillator resonator tank. The proposed BFO achieves 7.2dBm of output power and consumes 25.2mW, yet occupies only 50×50μm2 of chip area.
