Abstract
GaAs betavoltaic cells are modeled using Monte Carlo simulations to study electron-matter interactions and drift-diffusion calculations to assess device performance under radioactive sources. Simulations show that most electron-hole pair generation occurs in the first micrometer of the heterostructure. Since most of the carriers are generated near the surface, the maximum power density drops by 20 % as the emitter thickness is increased from ultra-thin to thin designs. The base thickness must also be thinner than a traditional first-generation GaAs solar cell design.
