Improved Defect Detection of Advanced Semiconductor Packaging in Acoustic Imaging

Abstract
Subtle defect in advanced packages has become invisible in conventional acoustic time-domain imaging. Acoustic Z-Gate collects image and A-scan waveform information in one file, enabling signal post-processing. This paper presents a case study using fast Mexican hat wavelet filtering of Z-Gate file to detect subtle defect. The same filtering technique is also demonstrated to isolate defect depth in a stacked X3D package. Early results using signal-based machine learning, from a small training Z-Gate dataset, to automate defect detection in X3D package are also presented.
