Accelerating Thermal Analysis of Chiplet Designs by Embedding FANTASTIC BCI-ROMs in CFD models

Abstract
Embedding Boundary Condition Independent Reduced Order Models (BCI-ROMs) of chiplets inside a Computational Fluid Dynamics (CFD) simulation of a package greatly accelerates thermal simulation workflows while completely obfuscating any sensitive intellectual property associated with the original chiplet design. The paper will describe the workflow to create embeddable BCI-ROMs of chiplets and assemble them in a full thermal CFD model of a package. The resultant model is analyzed in a transient power step scenario and results compared to the full 3D high-fidelity equivalent model. Implications of this approach for the chiplet thermal model supply chain will be discussed.
