A New Nonlinear Micromechanical Structure Used in MEMS Inertial Sensors

Abstract
This paper presents a new MEMS design for micromechanical nonlinear springs to produce negative stiffness and reduce resonant frequency. The design incorporates a precise amount of negative stiffness, resulting in an overall softening behaviour that adjusts the structure's compliance under specific load conditions. Compared to existing nonlinear structures such as clamp-clamp curved beams, it requires much less inertial force to be pulled into a nonlinear force-displacement behaviour, resulting in a smaller mass and chip area. Additionally, it offers precise mechanism response definition and predictable system behaviour. The efficiency of the proposed design is demonstrated through its integration into a micromachined MEMS inertial sensor. Measurements on the sensor performance show a notable displacement sensitivity of ~1 μm/mg and a resonant frequency of ~16 Hz for the fabricated prototype.
