In this work, on-resistance degradation caused by hot-carrier injection (HCI) in 16 V n-type LDMOS devices is studied and characterized. The HCI susceptibility of these devices provides guidelines for circuit engineers to avoid operating devices under unsafe conditions. Resistance increases over stress time in a logarithmic relationship, while an exponential relationship between the operational lifetime and the inverse of drain-to-source voltage <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$(V_{ds})$</tex> is observed. Midrange gate-to-source voltage <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$(V_{gs})$</tex> levels above threshold voltage <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$(V_{th})$</tex>, such as 1.9 and 3 V, cause the most damage to devices. Stressing is also performed on the n-LDMOS devices in a buck converter configuration. After 400 hours of stress, the maximum efficiency decreased by 0.3%, suggesting traditional failure criteria may be too conservative.
