Damping Effect of Internal Gate Resistance for Cascode GaN HEMT

Abstract
This paper presents a comprehensive analysis of oscillations of drain to source voltage in the turning-on transient of a cascode GaN switch, it is formed by a GaN HEMT and a Low Voltage (LV) MOSFET. The oscillations are caused by the parasitic inductance and capacitance in the complicated cascode structure. A resistor between GaN HEMT and LV MOSFET is introduced to mitigate the oscillations. In this study, the switching-on transient is separated into substages and analytical equations describing the equivalent circuits are derived. The proposed solution is verified using experimental results and performance evaluation is provided to verify the concept of the solution.
