The dual-gate IGBT hybrid switch (DGI Hybrid) is a hybrid switching device that combines a dual-gate IGBT with a silicon carbide (SiC) MOSFET. Both components are driven by the same gate signal <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$(V_{\mathrm{G}2})$</tex>, which controls the second gate of the IGBT and the SiC MOSFET gate. To minimize power losses, the final turn-off of the DGI Hybrid should be performed by the MOSFET <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$(V_{\mathrm{G}2})$</tex>. This was made possible by a specially designed dual-gate IGBT that lacks <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$\mathrm{n}^{+}$</tex> regions adjacent to the G2 trenches, effectively suppressing the bipolar mode. The final turn-off of the dual-gate IGBT by <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$V_{\mathrm{G}1}$</tex> is also beneficial in terms of maximum power density. Both objectives can be achieved through a current-dependent sign reversal. The new structure helps combine the benefits of both the SiC MOSFET and the dual-gate IGBT.
