Impact of electron irradiation on the structural and optical properties of crystalline Ge<sub>2</sub>Sb<sub>2</sub>Te<sub>5</sub> memory material: an experimental study

Abstract
Abstract This study investigates the structural and optical responses of crystalline Ge 2 Sb 2 Te 5 (GST), a key phase-change memory material, under electron irradiation in the energy range of 1-4 MeV. Structural and chemical modifications were analyzed by using X-ray diffraction (XRD), Raman spectroscopy, and X-ray photoelectron spectroscopy (XPS), while optical reflectivity was measured via UV-vis-NIR spectrophotometry. XRD results showed no major phase transition, suggesting structural stability of c-GST under irradiation. However, Raman and XPS analyses revealed notable sublattice-specific damage, particularly in the GeTe 4 units, indicating higher susceptibility of Ge-Te bonds compared to Te-Te and Sb-Te bonds. Structural reorganization and partial bond recovery were observed at higher irradiation energies. Optical reflectivity declined significantly at lower energies due to defect-induced scattering but partially recovered at 4 MeV, suggesting potential self-healing effects. These findings enhance understanding of irradiation tolerance in GST and underscore its viability for radiation-resistant phase-change memory applications, especially in harsh environments such as outer space.
