Assisted Current Balancing of Parallel Si IGBTs by Co-Switching with SiC MOSFET for High-Current Inverter Application

Abstract
This study presents a coordinated switching (co-switching) scheme between SiC MOSFET and IGBT to achieve reduced switching losses and improved current sharing on parallel connected IGBTs. It is performed by allowing asynchronous gate drive timing at turn-off between IGBTs and SiC MOSFET that causes an increase the IGBT dV<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">CE</inf>/dt. The proposed scheme is compared with three parallel Si IGBTs. The experiment results are presented exhibiting improvement with current sharing between parallel IGBTs using co-switching SiC MOSFET.
