Abstract

Laser voltage probing (LVP) is a wellestablished fault isolation (FI) technique used in the failure analysis (FA) of integrated circuits (ICs). LVP enables the measurement of electrical activity in specific transistors, identifying potential abnormal behaviors that help pinpoint and isolate defective circuitry. However, LVP involves complex setups and lengthy analysis times. This paper introduces a new methodology for LVP through a systematic approach that leverages data obtained from laser assisted device alteration (LADA) to enable targeted LVP. This approach can significantly reduce analysis time without compromising FI accuracy. This paper will outline the techniques involved, followed by details on preparation and setup. Case studies on sub-10nm ICs will be presented, demonstrating successful root cause identification through physical failure analysis (PFA) using this methodology.
