Abstract
ABSTRACT Interconnect reliability was evaluated in four-point bend test for 55 mm FC-PBGA leadfree assemblies with variations of lid and PCB thicknesses. Fiber Bragg Grating strain sensors were applied to the module substrate to detect the substrate strain variation in responding to the interconnect fracture while the lid structure remained intact. The sensors captured the strain hikes and falls at the initiation of the interconnect brittle fracture as well as the strain release as the damage developed in ductile fashion. Assisted with the dye and pry failure analysis, the characteristic behaviour of the substrate corner strain and its implication to the solder joint failure initiation and damage growth were discussed. The study led to the determination of the critical load at the fracture onset and in turn, the assessment of the lid effect on the solder joint strength.
