To enhance the detection sensitivity of smartphone proximity sensors in the critical 1310 nm infrared band, an InGaAs/InP-based PIN photodiode was fabricated in this study, which exhibits excellent resistance to ambient light interference. A four-layer anti-reflection coating was designed and implemented, achieving a reflectivity as low as 1% at 1310 nm while maintaining an average reflectivity of 40% in the visible range. Test results demonstrate that the fabricated photodiode achieves a responsivity of 0.95 A/W under 1310 nm illumination at -0.5 V bias, whereas the responsivity at 850 nm is effectively suppressed to 0.011 A/W. With a dark current density as low as 3.5×10⁻⁸ A/cm², this design provides an effective solution for improving the performance of smartphone proximity sensors.
