Full-Range Equivalent Single-Band Analytical Model for Fermi Level and Carrier Density in Hydrogen-Terminated Diamond Devices

Abstract
This paper presents a physical-based analytical model for fermi level and two-dimensional hole gas (2DHG) density in Hydrogen-terminated Diamond (HD) devices. The upbending band structure in the surface of HD was analyzed by triangular potential well approximation and an assumption of scaling relationship between carriers in three valence bands and the density of 2DHG. With a zeroth-order approximation of the scaling parameter, an equivalent single-band model is proposed without any empirical or fitting parameters. The full-range analytical relationship between the Fermi level and the 2DHG density with respect to overdrive voltage is established.
