Annealing of Au-CdZnTe Detectors: Thermal Budget Constraints and Interfacial Stability

Abstract
The low thermal budget inherent to CdZnTe detectors has systematically restrained the device processing, thus limiting the flexibility in the fabrication and optimization of detectors. A decrease in performance is commonly associated with thermal processes above 150°C, whereas most fabrication techniques require temperatures above this set-point. We investigate the thermal stability of e-beam deposited Au-CdZnTe detectors by sequential annealing in vacuum from 100°C to 300°C. In reverse bias, the devices show a small decrease in dark current with annealing up to 200°C followed by an increase in the dark current after annealing above 250°C. An increase followed by a decrease in the effective Schottky barrier height at the e-beam Au-CdZnTe interface is expected to lead to the fluctuations in dark current throughout the process.
