Ce travail porte sur la modélisation petit signal du transistor bipolaire à hétérojonction (HBT) de la filière GaInP/GaAs, ainsi que l'intégration du modèle dans un logiciel de CAO, tel que Advanced Design System (ADS). Le modèle développé est utilisé en vue de réalisation d'amplificateurs monolithiques. \n \nCes transistors sont des dispositifs semi-conducteurs relativement récents, qui offrent des performances remarquables dans les applications micro-ondes/millimétriques et les circuits numériques à très haute vitesse. \n \nPour pouvoir exploiter ces transistors, il faudrait développer des modèles équivalents et des méthodes d'extraction des paramètres de ces composants. Nous avons donc contribué au développement et à la programmation d'une nouvelle méthode analytique d'extraction de ces paramètres du (HBT). Cette procédure d'extraction utilise un ensemble d'expressions sans aucune approximation, dans ce sens on peut dire que cette méthode d'extraction est plus correcte. Cette étude à conduit a la validation du modele linéaire en la comparant aux résultats de mesures. \n \nDans ce mémoire, nous avons intégré un modèle linéaire dans un logiciel de CAO sous forme de modèle compilé, ainsi que la procédure à suivre pour concevoir ce modèle compilé appliqué au HBT, avec tous les paramètres qui le constituent. \n \nCette étude a conduit à la validation du modèle compilé en la comparant aux résultats de simulation du modèle petit signal du HBT. \n \nFinalement, le nouveau modèle linéaire que nous avons développé est appliqué a la conception d'un amplificateur transimpédance, pour la réalisation d'un convertisseur optoélectronique. \n \n
