Minimizing the cost and time of test procedures is an important challenge for semiconductor industries.Built-in self-test circuits are a popular solution to this issue.Test circuits can be integrated into the design of the chip itself, hence removing the dependency on expensive external test equipment.This thesis focuses on the design of a probabilistic test instrument (PTI), a built-in self-test circuit specialized in characterizing the phase noise distribution of a given signal.The PTI is a flexible test circuit with five programmable channels that
