Enhanced Current Balancing Between Parallel Si IGBTs and SiC MOSFET by Co-Switching in High-Power Inverters

Abstract
This study investigates current balancing among parallel IGBTs through a coordinated switching (co-switching) strategy implemented using heterogeneous devices, specifically SiC MOSFET and Si IGBTs. The approach employs asynchronous gate-drive timing at turn-on and turn-off between the SiC MOSFET and the IGBTs within an asymmetric topology. Experimental validation is performed on a hardware test rig that features two IGBTs parallel to a SiC MOSFET. The results show that the proposed co-switching method significantly improves current sharing between the IGBTs, particularly under high module current at 300 A. The experiment reveals that the use of asynchronous timing further enhances the current distribution across the parallel devices.
