The Role of Ion Beam Technology in the Development of Integrated Optical Monitors Suitable for Applications in Silicon Photonics

Abstract
This paper outlines one aspect of the enabling role that ion implantation has played in the continuing development of silicon photonic devices. It describes work on defect mediated, silicon‐based integrated optical monitors, suitable for detection of light at wavelengths around 1570nm. The detection mechanism in such devices relies on the introduction of mid‐gap energy levels via inert ion implantation into the volume of the device coincident with the optical mode. The defect‐related absorption of a controllable fraction of the optical signal leads to the generation of carriers and a photocurrent is extracted via an integrated p‐i‐n diode. The sensitivity of the device to the defect concentration and the need for shallow junctions for the p and n‐doped regions which form the detector contacts ensures the requirement for well‐controlled and characterized ion implantation processes. Further, in an analogous process to that used in the electrical isolation of III‐V devices, a combination of defect introduction and evolution via low temperature annealing is found to remove shallow defects which contribute to the dark current. To date, the best devices produce around 80μA of photocurrent for an on‐chip optical power of 2.8mW from a broadband source with a central wavelength at 1570nm.
