Geometrically Modified Silicon Resonators With Sub-PPM Linear Temperature Coefficient Of Frequency

Abstract
This paper presents our results on developing a passive method to reduce the linear temperature coefficient of frequency (TCF1) of silicon micromechanical resonators through geometrical modification. The studied devices are made from degenerately doped silicon where additive and subtractive modifications were employed to improve the thermal stability of its resonance frequency. This method reduces the TCF1from -34 ppm/°C to -0.6 ppm/°C. The final device demonstrated a doping-dependent quadratic TCF2of -13.8 ppb/°C2and a total frequency shift of 115 ppm over the temperature range of -20°C to 70°C. Without increasing fabrication complexity, this approach effectively reduces the temperature sensitivity of silicon resonators and can be combined with other passive solutions for complete TCF compensation.
