Hot-Carrier Injection Reliability Characterization of n-LDMOS Transistors and Stress Tests in a Buck Converter Configuration

Abstract
In this thesis, on-resistance degradation caused by hot-carrier injection (HCI) in 16 V n-type LDMOS devices is studied and characterized. The HCI susceptibility of these devices provides guidelines for circuit engineers to avoid operating under unsafe conditions. On-resistance under stress is found to increase over time in a logarithmic relationship, while an exponential relationship between the operational lifetime and the inverse of drain-to-source voltage (Vds) is observed. Midrange gate-to-source voltage (Vgs) levels above threshold voltage (Vth), such as 1.9 and 3 V, cause the most damage to devices. Stressing is also performed on the n-LDMOS devices in a buck converter configuration. After 400 hours of stress, the peak efficiency decreased by 0.3%, and the on-resistance of the high-side and low-side devices increased by 3.5% and 2.5% respectively. The insignificant drop in efficiency suggests that traditional failure criteria of devices may be too conservative.
